Alternating atomic- dipole layers and switching dynamics in Al1- xScxN ferroelectrics Theoretical studies have suggested that Sc substitution introduces an additional hexagonal phase in the AlN energy landscape (18), which was later proposed as a nonpolar intermediate state along a collective switching pathway with a substantially reduced energy barrier as Sc concentration increases (19). However, transient antipolar motifs were directly observed during electron beam (EB)–induced switching process in B- substituted AlN with spherical aberration–corrected transmission electron microscopy (Cs- TEM) (16). In addition, based on the observation of inversion domain boundaries, a domain wall– driven switching mechanism has been proposed (20).
